    MEMS accelerometer sensing elements
detect acceleration by measuring the displacement of a micro-machined, suspended "proof mass" relative to fixed electrodes, typically using capacitive, piezoelectric, or piezoresistive principles . These miniature, silicon-based sensors translate mechanical movement (vibration, gravity, tilt) into electrical signals, allowing them to measure linear acceleration with high stability, low power, and small size.
    Key Components of MEMS Accelerometers
    • Proof Mass: A suspended silicon, micro-machined mass that moves when subject to acceleration (inertia).
    • Suspension System (Flexures/Springs): Connects the proof mass to a fixed frame, allowing controlled movement along a specific sensitivity axis.
    • Fixed Electrodes/Combs: Stationary, interlocking conductive structures that, together with the moving mass, form capacitors to detect displacement.
    • Substrate/Frame: The rigid base on which the suspension system and fixed electrodes are mounted.
    Sensing Principles
    • Capacitive (Most Common): The movement of the proof mass changes the distance between it and fixed electrodes, altering the capacitance (
      C ∝ 1 d cap C ∝ 1 over d end-fraction
      𝐶 ∝ 1 𝑑
). Differential capacitance is measured to calculate acceleration.
    • Piezoelectric : Uses a piezoelectric material that generates an electrical charge when deformed by the movement of the proof mass.
    • Piezoresistive : The flexing suspension system changes the electrical resistance of integrated resistors.
    Performance Characteristics and Features
    • Measurement Range: Modified by altering the stiffness of the suspension system.
    • Damping: Squeeze-film gas damping is often used to prevent high-frequency resonant inputs from saturating the sensor.
    • Signal Conditioning: Integrated ASICs convert capacitance changes into analog voltages or digital signals, offering high sensitivity and low-noise output.
    • Packaging: MEMS elements are typically encapsulated in a hermetic, protective package.
MEMS accelerometers are widely used for motion detection (smartphones), tilt sensing, vibration monitoring (industrial), and inertial navigation, with applications ranging from airbag deployment to wearable devices.
